Probably Deacon Frost from the original Blade. Sure the movie wasn't amazing, and sure the acting and special effects not exactly great either, but man, he WAS the villain. Complete control of each scene he was in.

Daniel Cleaver from Bridget Jones. Guys like him should go to hell for their attitude and guys like him should also be arrested for their hotness.

Agent Smith from The Matrix. Okay, that phrase. "Mr. Anderson." could only only be delivered by Hugo Weaving in that lazy drawl.

Tyler Durden. I'm not sure if he's could be classified as villain. But alas, he plays really really good as the evil side of Edward Norton. The movie is awesome too.

Darth Vadar is definately my all time favorite villian.

Other favorites:

Pennywise (IT)
Freddy Kruegar
The Joker (Jack Nicholson is an amazing actor)
Hannibal Lector (Silence of the Lambs)

There are many other ones I like but those are the main ones.

-Darth Vader in Star Wars he's so cool and ruthless.
-Maleficent in Sleeping Beauty. She's got the best lines in the movie and with those horns and pit of hell on forbidden mountian she like the devil herslef.
-The Duke in Moulin Rogue, he's so dorky and stupid
-Biff in Back to the Future "Make like a tree and get out of here"

Just because each character had a personality was so kick-ass as a villain, their attitude is what got me. And these actors were able to pull it off really well.

I thought Mark Wahlberg's character in the movie Fear was pretty convincing. I mean he went from a seemingly nice guy to a complete psycho, stalker, killer maniac.

I totally forgot about Castor Troy. Nicolas played that role really good.

Someone mentioned Tyler Durden earlier. I totally agree with that and I think he could be considered a villian.

Samara from The Ring was scary too. Especially when she came crawling out of the tv. That gave me the creeps. Makes me think of the movie Poltergeist. I also like the Green Goblin from Spiderman and Magneto from the X-Men movies.
